Overview:
The semiconductor industry’s unrelenting drive toward higher performance, miniaturization, and energy efficiency is reshaping the very materials that define chip packaging. Once a simple process of protecting a silicon die inside a molded plastic shell, packaging has evolved into a critical enabler of performance, serving as both an electrical and thermal conduit.

- Copper (Cu) has become the de facto metal in modern packaging, replacing gold (Au) and aluminum (Al) in wire bonding and pillar applications, thanks to its lower cost and superior electrical and thermal conductivity, while gold remains used only in high-reliability, low-volume products.
- High-purity copper and nickel demand is surging for Under Bump Metallization (UBM) and Through-Silicon Vias (TSVs) that enable dense 2.5D/3D stacking in AI and HPC accelerators.
- Traditional copper-alloy leadframes are declining in favor of plated copper for fine-pitch traces and bumps on RDLs and interposers, following the industry’s transition toward Flip-Chip and Wafer-Level Packaging (WLP).
- Aluminum and silver-based materials are gaining importance in thermal management, with silver-filled die-attach adhesives and copper/aluminum heat spreaders increasingly adopted to dissipate heat in high-power, high-density devices.
